The object of the research is to develop new III-V opto-electronic and microwave devices using rapid thermal processing (RTP). Specific objectives are: (1) to develop the new tuneable semiconductor lasers and optical comb generators for Wavelength Division Multiplexed (WDM) optical communication systems in the AllnGaAs material system, where RTP is required to produce the quantum well intermixed WCSE-based tuning and phase modulation sections of the lasers, as well as low resistance ridge guide P contacts. (2) to investigate the production of low optical loss electrical isolation regions in III-V waveguides for integrated lasers and modulators by combining ion implantation and RTP. (3) to form low series resistance contact to GAN and other new III-V microwave transistor structures using RTP and thus achieve enhanced fmax values.
