We will design, fabricate and characterise PV cells based on GaSb grown by MOVPE on GaAs substrates. Both TPV and concentrator solar cells for space and terrestrial applications will be considered.1) n-GaAs/p-GaSb heterojunction for TPV and as the low bandgap component of a mechanically stacked cell.Control of the electrical properties of the GaSb/(GaAs substrate) junction by varying the growth temperature and degree of hydrogen incorporation has been demonstrated. Here we Will investigate incorporation of other species at the interface (e.g. S or CI) which could produce a more permanent andlocalised means of defect passivation. A window layer is needed to optimise this structure which can be provided either by AlGaSb on GaSb or by growing GaAs as the top layer. The growth conditions for GaAs on GaSb requires optimisation to achieve the same performance as for the inverted structure.2) Tunnel junctions either at or close to the GaSb/GaAs interface. These will be investigated to reduce the resistance at this interface and also as a route to an integrated tandem solar cell.3) A simple integrated monolithic tandem cell will be designed and grown to demonstrate the principle and provide information to evaluate the potential performance of such a device under concentration.
