|
Solder paste is the eprimary joining medium in the assembly of surface mounted electronic devices, and solder paste printing is a crucial and error-prone step in the assembly process. An improved undestanding of solder paste properties would allow better control of the printing process, and thereby have significant commercial benefits. The project will investigate the phase state of the vehicle system and the influence of flow on orientation of particles determine key solder paste properties, and construct rheological models of solder paste. These will yield information for correlating solder paste properties with printing performance. The project also aims to demonstrate the feasibility of using the process models for the processing of other dense suspensions. The industrial partner will provide expertise on various aspects of the project, and we will collaborate closely to develop new vehicle systems and pastes.
