The aim of the proposals is to obtain favourable population ratios, and where feasible population inversions, in a variety of deliberately engineered double and triple barrier resonant tunnelling structures. Such structures have strong relevance for application as unipolar infra-red emitters. A variety of spectroscopic techniques will be employed to provide precise information on the level populations achieved under device operating conditions. The principal topics are 1a) Observation of a population inversion at inter-sub-band energies below the LO phonon energy in wide well double barrier resonant tunnelling structures (DBRTS). 1b) Attainment of a population inversion in narrow well DBRTS. 1c) The use of triple barrier structures to control selectively the tunnelling rates and hence population ratios. 2) The study of inter-sub-band emission form the structures of 1a,b,c, structures using EL spectroscopy.
