The aim of this proposal is to study the changes that occur at the surface between solid particles and liquids as they are processed into joints for electrical interconnection of semiconductor die. General surface analysis tools are not always capable of resolving these changes because of the dynamic nature of the interface; what is needed is a set of tools for studying the changes in situ. Electrical based techniques are a highly sensitive probe of the conditions at the interfaces of interest and will be developed. Better understanding and control of these interfaces could lead to radically new materials for electronics interconnection and even completely new types of interconnection (liquid conductors) which will become necessary as heat dissipation, clock speeds and component geometry impose ever greater contraints on interconnections materials and pitch sizes.Application areas for this study include the modelling of coalescence of powders into molten pools, the displacement of thin liquid films by other liquids or solids, solidification processes and wetting processes. The knowledge gained from such studies will be used to develop fluxless soldering, conducting adhesives relying on revolutionary new methods and even entirely new structures for electrical connection.
