Quantum cascade lasers are now well established as a source of radiation in the mid-infrared region of the electromagnetic spectrum. Indeed, companies market these semiconductor devices, which can operate cw at 300K. Extension of this concept to THz frequencies has been a considerable challenge as the underlying device designs are drastically different. Although we have recently proved the feasibility of the far-infrared quantum cascade laser (2mW at 4ATHz his merely serves as a starting point for the extensive research needed to optimise the key growth and processing parameters, investigate and understand population inversion and subband lifetimes, optimise waveguides operating at long wavelengths, and minimise absorption losses. This will only be accompli: by detailed experimental research underpinned by theoretical simulation.In this proposal, we aim to understand the physics and technology of quantum cascade lasers operating in the frequency range 1-10THz, and develop cw THz quantum cascade lasers operating at temperatures in excess of 77K. This type of source is potentially of considerable importance for imaging leg in the dent nedical and electronics industries) and spectroscopy leg for environmental monitoring), and two prototype applications will be pursued.
