The growth of coherently strained semiconductor islands by molecular beam epitaxy is receiving appreciable attention as a potential method for selfassembling quantum dot arrays for use in novel device structures. Island formation occurs during the classic Stranski-Krastanow (SK) growth mode in which a material of a different lattice parameter is deposited on a substrate and initially covers the surface to form a thin strained wetting layer. Islands are formed during subsequent deposition from fluctuations in the surface adatom 'sea' which has an average adatom concentration determined by the lateral vapour pressures of existing islands, the wetting layer and the deposited flux.We propose to develop a self-consistent, non-steady-state nucleation description of island formation during SK growth, which incorporates the dynamical interplay between these factors. The model will be used to study key issues, including the role of nucleation kinetics, in establishing both the initial island density and size distribution.
