The overall aim of the proposal is the development of high efficiency, true green LEDs based on AlGaInP material system. The Sheffield contribution to this programme consists of studies of both intrinsic and extrinsic material properties of the AlGaInP system. Low temperature PL and PLE will be used to determine the electronic band structure of a number of AlGaInP based systems grown on GaAsP substrates of GaAs substrates with strain relieving buffer layers. The aim will be to obtain a detailed understanding of the compositional dependence of the band structure and to identify the most promising system for efficient green light emission. DLTS will be used to study the structure of non-radiative deep levels with the aim of tailoring the MOPVE growth conditions to minimise their density. In addition PL and DLTS will be used to study the possible activation of deep levels during device fabrication.
