In conjunction with existing gas-phase spectroscopic methods of FTIR spectroscopy, coherent anti-Stokes Raman spectroscopy and laser-induced fluorescence, the proposed research aims to utilise the novel surface-sensitive techniques of sum-frequency generation (SFG) and reflectance anisotropy (RA) to build up a detailed picture of both the gas-phase and surface-phase chemistry occurring in an MOVPE reactor during the growth of GaAs, GaAlAs, GaInAs and GaInAsP from both conventional group V precursors and other commercially available alternative sources of As and P. The use of these two optical methods will provide microscopic insight into MOVPE surface chemistry since the SFG experiment will permit the detection of specific hydrocarbon intermediates absorbed at the substrate surface under real growth conditions, while the RA method provides direct information regarding group III and group V surface coverage and also suggests the likely surface topography (reconstruction)adopted during the growth.This information together with data on the nature of the gas-phase species will enable us to construct comprehensive overall growth mechanisms and identify surface processes which may result in either the degradation or improvement in material quality.
