We have developed a new technique at Surrey to measure the temperature, T, of the active region of a normally mounted and bonded quantum-well semi-conductor laser by analysing the spontaneous emission spectrum from the end facet. It allows T to be determined as a function of distance along the cavity and has enabled us to measure the increased temperature of the facet of high-power visible lasers up to and beyond COD. We now wish to extend the work to try to understand the catastrophic degradation mechanism and to investigate internal, thermally activated leakage currents. We will relate the results to strain distributions within the device and to facet coating techniques. We wish also to apply the technique, for the first time, to long wavelength lasers where internal heating leads to roll-off in the light-current characteristics, and limits the maximum power output. We will relate the results to internal loss processes which are also being studied under grant GR/K10775 in order to predict better high-power laser structures.
