Summary on Grant Application Form
Strained ternary (GaInAs) and quaternary (GaInAsP) multiple quantum well (MQW) stacks are of great importance for laser technology, since they are used as the lasing region materials. There are, however, severe and as yet unexplained problems associated with the achievement of planar (2-D) growth of MQW stacks, in particular of the quaternary system. If these structures are to prove viable for future devices, solutions to these growth problems must be found. Support for an RA is therefore sought, to undertake microstructural studies of the evolution, the causes, the influence of strain/composition and of growth parameters, such as temperature and III/V ratio on island (3-D) growth modes. Advantage will be taken of the unique possibility to undertake atomic resolution chemical analysis on the Manchester/ Liverpool STEM, the only of its kind in the UK, to gain direct evidence concerning alloy-composition instabilities as one of the possible causes. A set of GaInAs/GaAs, GaInAs/InP and GaInAsP/GaInAsP MQW structures, covering the whole possible composition and growth temperature range will be available due to the cooperation of members of three institutions housing MOCVD growth facilities: the Chemistry Department of UMIST, the ISI at the Forschungszentrum Jlich and BNR Europe, who have a vested interest in the elimination of the 3-D growth mode, agreed to grow the samples for this programme.
