Summary on Grant Application Form
The programme deals with: generic SiC processing technology; material characterisation; prototype device fabrication and evaluation; packaging technology; device modelling. Prototype devices will be used as technology drivers throughout. Work at Newcastle will concentrate on the demonstration of thermally stable contacts, etching technology and development of compact models. DERA will investigate gate dielectric technology. Ion implantation and epitaxial materials growth will be investigated by AEA. GMMT, AEA and Semelab will investigate packaging, GPS will undertake package and device testing and GEC Alsthom will undertake technology evaluation and investigate system design. Development of basic contacting and doping technologies during the first year of the programme will result in simple MESFET and diode structures. In the second year, development of etching and junction termination technologies will allow fabrication of prototype vertical devices, including Schottky diodes and MESFETs. Further work will concentrate on thermal stability of contacts and demonstration of a viable gate oxide. High temperature packaging technology will be evaluated, compact device models refined and applied in the design of test fixtures. The final year of the programme will be concerned with the fabrication of prototype vertical power MESFETs and MOSFETs and their evaluation in r.f. and power switching test fixtures.
