Summary on Grant Application Form
We propose a fundamental physics, crystal growth, structural and device investigation of quasi OD and 1D structures grown by MBE and MOPVE. We will focus on the opto-electronic properties of quantum dot (OD) and quantum wire (1D) structures produced by self-organisation techniques which permit structures of quantum dimensions with high quantum efficiency to be produced. The dot work will be carried out in the complementary InAs-GaAs, InAs-GaInP systems. Particular attention will be paid to dot energy levels and their symmetries, carrier relaxation, thermal emission and capture properties using optical, magneto-optical and capacitance techniques. This work will be carried out on large numbers of dots. In addition, atomic-like single dots will be investigated, an area of high potential for new fundamental physics. In the quantum wires we will study the nature of the energy levels, anisotropies and electroluminescence mechanisms in p-i-n structures. Mesoscopic and many electron effects will be investigated in modulation doped wires. In the device work we will investigate lasing mechanisms in both 1D and OD structures with sub-band spacings greater than kT at 300K.
